Abstract

Strained layer superlattices of GaInSb/InAs have been shown to have many desirable optical and transport properties, especially for VLWIR (>12um) detection. We propose to explore its fabrication and device applications by growing on polar orientations. It is expected the piezoelectric effect would be beneficially extend its IR response to longer wavelength. This will also make material parameters more flexible so that device structures are more easily optimized. Comprehensive theoretical calculation, and experimental fabrication and characterization will be carried out.
